InGaP HBT/pHEMT Process

This proprietary, patent-pending, commercial process integrates heterojunction bipolar transistors (HBT) with pseudomorphic high electron mobility transistors (pHEMT) on a single indium gallium phosphide (InGaP) gallium arsenide (GaAs) die. The process enables several new wireless power amplifier products including integration of power amplifiers and RF switches on the same die. This HBT/pHEMT process provides a practical solution to achieve greater integration of functionality on a single die, which reduces space requirements for RFIC designs.

High Speed Data Converter

The model AD9445 is a 14-bit, 125 mega-samples-per-second (MSPS) analog-to-digital converter (ADC) that achieves a spurious-free dynamic range (SFDR) above 80 dBc and a signal-to-ratio (SNR) of 72.5 dBfs at input frequencies up to 300 MHz. A converter with high SFDR can capture weak signals in the frequency band of interest, despite the presence of strong, interfering signals. The SNR characteristics of the AD9445 enable wireless infrastructure equipment designers to improve cellular base station receivers by offering lower overall system noise at higher intermediate frequencies, which translates to expanded cellular coverage and fewer dropped calls. Moreover, the combination of high input frequency and high sampling rate eliminates a frequency down conversion step before the ADC and eases the analog filtering burden. Price: AD9445-125 – $59.50 and AD9445-105 – $49.30.
