Richardson RFPD Inc. announced the availability from stock and full design support capabilities for a new 1.2 kV, 80 m Ω all-SiC six-pack (three-phase) module and associated six-channel gate driver from Cree, Inc.

The CCS020M12CM2 includes C2M™ MOSFETs and Z-Rec™ diodes and features ultra-low loss, high-frequency operation, zero reverse recovery current from the diodes, zero turn-off tail current from the MOSFETs, fail-safe operation, ease of paralleling, and a copper baseplate and aluminum nitride insulator.

The new module enables compact and lightweight systems, offers high efficiency operation, mitigates over-voltage protection, and facilitates reduced thermal requirements and system cost.

The CCS020M12CM2 is ideally suited for a range of applications, including solar inverters, three-phase power factor correction, regenerative drives, UPS and SMPS, and motor drives. It is pin-compatible to the industry-standard EconoPACKTM2 package (45mm).

According to Cree, additional key features of the CCS020M12CM2 include:

  • Drain source voltage (VDSmax): 1.2kV
  • Total switching energy (ESW) (@ 20A, 150 ºC): 0.48mJ
  • On state resistance (RDS(on)) (Typical, VGS=20V, IDS=20A): 80m?
  • Package size: 47mm x 108mm

The CGD15FB45P is a six-channel gate driver evaluation fixture for Cree’s 1200V “CM2” series six-pack power modules. According to Cree, it features:

  • Isolated power supply
  • Direct mount low inductance design
  • Short circuit protection
  • Over-temperature protection
  • Under-voltage protection
