Richardson RFPD Inc. announced the availability and full design support capabilities for a new 650 V, 20 A silicon carbide (SiC) Schottky diode from Cree Inc.
The CVFD20065A Z-Rec® rectifierfeatures low forward voltage (Vf = 1.35V @ 25 ºC) and is available in a compact TO-220 package.
Benefits of the CVFD20065A include the option of replacing bipolar with unipolar rectifiers, essentially no switching losses, the reduction of heat sink requirements, and the ability to have parallel devices without thermal runaway. The new rectifier is ideally suited for power inverter, motor drive, EV charger, power factor correction, and server power supply applications.
According to Cree, additional key features of the new device include:
- Continuous forward current (IF) (TC=135 ºC): 26A
- Total capacitive charge (QC): 62 nC
- High humidity resistance
- Zero forward and reverse recovery voltage
- Temperature-independent switching behavior
- Extremely fast switching
- Positive temperature coefficient on VF
