The MAAL 011245 DIE is a very low noise MMIC LNA operating from 27 to 31.5 GHz, delivering 27 dB gain with a typical 1.3 dB noise figure and low power consumption. It uses single positive and negative bias supplies with on-chip DC current regulation for stable performance. Fully matched to 50 Ω at input and output, the die is built on 70 nm GaAs HEMT (D007IH) technology with gold pads, backside metallization and silicon nitride passivation for high reliability in demanding mmWave communication and sensing applications worldwide deployments.

K-Band MMIC Amplifier
Qorvo’s QPA1722 is a high-power packaged K-Band MMIC amplifier fabricated using Qorvo’s production 0.15 µm GaN-on-SiC process (QGaN15). The QPA1722 targets the 17.7 to 20.2 GHz satcom band while providing 5 W of linear power with third-order intermodulation distortion products of 25 dBc. Furthermore, QPA1722 can deliver output powers up to 10 W with 26 dB of small signal gain and 35 percent power-added efficiency. The QPA1722 also had an integrated power detector to support system diagnostics and other needs.
