3-stage PA features >30 dB small-signal gain and 34% power added efficiency
Richardson RFPD Inc. announced the availability and full design support capabilities for a new GaN power amplifier from TriQuint / Qorvo.
The TGA2239-CP is a 3-stage, 35 W power amplifier operating over the 13.4 to 15.5 GHz band. Fabricated on Qorvo’s production 0.15µm GaN on SiC technology, this high performance amplifier offers greater than 30 dB small-signal gain with 34% PAE, allowing a system designer to achieve superior performance levels in a cost efficient manner.
The new device is offered in a 10-lead 15 mm x 15 mm bolt-down package. With its high efficiency and pure-copper base assembly, the TGA2239-CP minimizes the strain on system-level cooling requirements, further reducing system operating costs. Both RF ports have integrated DC blocking capacitors and are fully matched to 50 Ohms.
The TGA2239-CP’s electrical performance and thermal management make it ideally suited for Ku-band satellite communications.
According to Qorvo, additional key features of the TGA2239-CP include:
- Pout: +45.5 dBm at PIN = +20 dBm
- PAE >33.8%
- IM3: < -18 dBc @ 38 dBm Pout/Tone
- Bias: VD = 22V, IDQ = 900 mA, VG = -2.7V Typical
- Package dimensions: 15.2 mm x 15.2 mm x 3.5 mm
Evaluation boards for the TGA2239-CP are available. This part is also available as a bare die.
